High-extinction-ratio 10-Gb/s modulation in carrier-depletion silicon Mach-Zehnder modulator is demonstrated with RF amplitude as low as 3.6 V-pp at temperatures up to 130 degrees C without thermo-electric cooling. Algebraic representation of DC optical characteristics is presented.
