A 60-GHz 10-Gb/s OOK Modulator with Transformer-Feedback Technique for High Gain and On-Off Isolation in 90-nm CMOS

A 60-GHz on-off keying (OOK) modulator with transformer-feedback technique for high output power, gain, and on-off isolation performances is presented. Based on a cascode structure, the modulator combines the function of modulation and output amplification of an OOK transmitter. By adopting transformer feedback technique, the modulator achieves an OP 1dB of 7.0dBm, gain of 10.2dB, and on-off isolation of 45.4dB at 60-GHz. For OOK modulation, data rates of up to 10-Gb/s were measured. The modulator is designed and realized in 90-nm CMOS process with a die size measured at 471 × 519μm 2 with RF and DC pads included.
