摘要

•γ-Al2O3/SrTiO3 interface conductivity stems from oxygen vacancies rather than γ-Al2O3 polarity.•The distribution of aluminum vacancies determines if γ-Al2O3 is polar or non-polar.•Non-polar γ-Al2O3 can only be achieved at thicknesses at or above one unit cell.•The polarity is predicted to be tunable via electromigration of aluminum.
