•A new growth mechanism of anodic TiO2 nanotubes (ATO) proposed.•Metastable substances (titanium oxyfluorides etc.) produced at tube bottom.•Metastable substances flow upwards, and then decompose and shrink, forming outer tube walls.•Origins of intertubular gap, intertubular ridge, and double-walled tube structure elucidated.•“Cap” layer of ATO formed due to a lack of metastable substance at film top surface.
