A 45-nm RFSOI CMOS Based Band-Reconfigurable Quadrature Hybrid for mm-Wave 5G Applications

We present a band-reconfigurable quadrature hybrid (QH) for in-phase (I) and quadrature (Q) signal generation in a broadband Doherty power amplifier (PA) for millimeter-wave (mm-Wave) 5G application in a 45-nm RFSOI CMOS device technology. The band-reconfigurable QH has been implemented using a single transistor-based switch (SW) and its simulation results show an I/Q signal magnitude imbalance of less than 0.7 dB, and an I/Q signal phase imbalance of 88.7 – 90.5° in 5G NR bands (n258, n257). The core area of the band-reconfigurable QH is 230 µm × 110µm excluding the probing pads and input/output baluns for probing test.
