摘要

•Polar and non-polar ZnO/ZnCdO thin film structures grown on a-Al2O3 or r-Al2O3.•Rutherford backscattering reveal diffusion of Cd atoms into surrounding ZnO layers.•The calculated length of diffusion parameters are compared with experimental data.•Highly density of defects enhances Cd diffusion.•Diffusion of Cd does not obey Fick's law of diffusion in highly disturbed compounds.
