Thermal analysis of a non-polar, M-plane III-nitride quantum cascade detector

摘要
A mid-infrared (IR) quantum cascade detector (QCD) using non-polar, m-plane III-nitride material system has been designed and the effects of temperature on the responsivity and detectivity performance have been analyzed. A resonant tunneling transport design has been presented for the QCD. Carrier transport in the QCD has been modeled by using rate equation approach incorporating most of the important scattering mechanisms responsible for the intersubband carrier transitions in the QCD.
