High-Speed ZVS-ZCS Soft-Switching CMOS Bridge Drivers for a DC-DC Fully Integrated Voltage Regulator (FIVR) operating at 100-320MHz on 22nm process node

In this paper we present high-speed soft-switching bridge drivers for a DC-DC step-down Fully Integrated Voltage Regulator (FIVR) using air-core inductors (ACIs) and manufactured using a 22nm process. The bridge drivers implement Zero-Voltage-Switching (ZVS) and Zero-Current-Switching (ZCS) for FIVR switching frequency in the range of 100-320MHz, with switching node falling and rising transients in the range of 50-300ps. The FIVR delivers a load-current of up to 31A with a power-stage current density of 40A/mm 2 . With the proposed bridge drivers, FIVR shows a peak-efficiency of 90% for a 1.8V-to-1V conversion, when operating at a switching frequency of 125MHz.
