摘要

We demonstrate waveguide-based uni-traveling carrier (UTC) photodiodes optimized for uncooled and low bias operation with high responsivities of 1.09 A/W, bandwidths up to ~40 GHz, and OIP3 linearity measurements of 47dBm at -3V bias. Devices demonstrated RF output powers of 15dBm (1.78Vpp) with 20GHz bandwidths.
