摘要

InGaN nanocrystal green micro-LEDs with an external quantum efficiency of ~5.5% are demonstrated. Due to the Ga-polarity of the nanocrystals, the active region was formed on the semipolar planes with reduced polarization field which resulted in relatively small wavelength shift and linewidth broadening.
