Electro-Optical Modulation In Waveguides Of Mie-Resonant Nanoparticle Chains Combined With Quantumwells

We propose and numerically study the electro-optical on-chip modulator based on coupled by near-field interaction all-dielectric nanoparticles combined with an array of quantum wells operating at 1.3 mu m. The modulation of propagating wave intensity and phase is realized via perpendicular oriented electric field in the superlattice of quantum wells separated by 200 nm dielectric spacer from the waveguide. The modulator is shown to perform more than 0.35 dB/Vx mu m transmission modulation and 0.7 deg/Vx mu m phase shift. The low driving voltage, effective modulation, nanoscale active area and large-scale fabrication capabilities make such systems promising for integration with existing nanophotonic circuits.
