摘要
We present a fiber-coupled transceiver for terahertz (THz) time-domain spectroscopy in reflection geometry. The monolithically integrated transceiver is based on rhodium (Rh) doped In0.53Ga0.47As (InGaAs:Rh) grown by molecular beam epitaxy, combining emitter and receiver on the same photoconductive chip. A record THz power for transceivers of 106 mu W, a maximum spectral bandwidth of 6.5 THz and a peak spectral power of 79 dB are achieved.
