9099 GHz Image-Rejection Mixer in 0.14-m MHEMT Technology

We designed and fabricated a 90 similar to 99 GHz imagerejection mixer MMIC using 0.14-mu m MHEMT technology. The fabricated image-rejection mixer MMIC has a conversion loss of 6.8 similar to 9.6 dB, image-rejection ratios of 8.5 similar to 24.2 dB for RF input frequencies of 90 similar to 99 GHz, an LO power of 9 dBm, LO frequencies of 89.92 similar to 98.92 GHz and an IF output frequency of 80 MHz.
