Abstract—Spectral and temperature dependences of the magneto-optical transversal Kerr effect (TKE) of GaMnAs layers prepared by different methods are reported in this work. The GaMnAs layers prepared by pulsed laser sputtering at 300°С demonstrate a ferromagnetic behavior below 80 K, which is due to the presence of local ferromagnetic (Ga,Mn)As areas in the paramagnetic matrix. The Ga(In)MnAs layers prepared by ion implantation and subsequent pulsed laser annealing were found to exhibit a high TKE response at low temperatures. The presence of the characteristic band in the TKE spectrum in the range of transitions near the L point of the band structure of Ga(In)As confirms the intrinsic ferromagnetism. The temperature dependences of TKE measured for different spectrum ranges demonstrate nonmonotonic behavior, which indicates the magnetic inhomogeneity of the layers. The peculiarities of the magneto-optical spectra of GaMnAs, which were not observed previously, were explained by taking the magnetic and phase inhomogeneity of the layers into account. The sensitivity of TKE to the phase inhomogeneity of the Ga(In)MnAs layers and the efficiency of TKE in studying the electron spectrum and magnetic structure of diluted magnetic superconductors are demonstrated.
Spectral, temperature, and magnetic field dependences of the magneto-optical transversal Kerr effect (TKE) as well as optical properties of (In,Mn)As samples prepared by ion implantation followed by pulsed laser melting were studied, and a strong TKE response was detected at low temperatures. The presence of a characteristic structure in the TKE spectra in the transition region around the ? point of the InAs band structure confirms the intrinsic nature of observed ferromagnetism. The TKE temperature dependences recorded in different spectral regions exhibit nonmonotonous behavior, indicating magnetic inhomogeneity of the samples studied. The character of the TKE magnetic field dependences also confirms the presence of magnetic inhomogeneity in the samples.

Ga-1 xMnxAs layers prepared by ion implantation and subsequent pulsed laser annealing with the planned Mn concentrations of x = 0.01-0.08 have been studied using the magneto-optical transversal Kerr effect (TKE) and spectral ellipsometry. The spectral dependences of the diagonal and nondiagonal components of the permittivity tensor (PT), as well as the spectrum of magnetic circular dichroism (MCD) have been calculated for the layers. The obtained spectra of the diagonal PT components show that the layers under study maintain the zinc-blende crystal structure of the parent GaAs semiconductor. All studied samples reveal a strong TKE response at low temperatures with a dependence of an effective Curie temperature (at which TKE appears) on the Mn concentration. A number of extrema in the low-temperature TKE and MCD spectra are close to the energies of transitions in the Gamma and L critical points of the parent semiconductor band structure that confirms the intrinsic ferromagnetism of the Ga-1 xMnxAs layers. The MCD spectra shape and its change with Mn concentration increasing are discussed on a base of the valence-band model of ferromagnetism in DMS. (C) 2017 Published by Elsevier B.V.
We report optical and magneto-optical results as well as atomic force microscopy (AFM) and magnetic force microscopy (MFM) results for InFeSb samples prepared by laser ablation. AFM and MFM studies have revealed the presence of magnetic particles on the samples surface, whose sizes depend on the Fe content and substrate temperature. It has found that both optical and magneto-optical spectra are superposition of spectra from the doped InFeSb layers and particles on their surface.

In1-xMnxAs (x = 6.9%) layers prepared by ion implantation and subsequent pulsed laser annealing have been studied using the magnetooptical transversal Kerr effect (TKE) and spectral ellipsometry. Ellipsometry data reveal the good crystal quality of the layers. The samples show ferromagnetic behaviour below 77 K. Near the absorption edge of the parent InAs semiconductor, large TKE values are observed. In the energy regions of the transitions in the inverted right perpendicular and left perpendicular critical points of the InAs Brillouin zone, there are several clearly defined structures in the low-temperature TKE spectra. We have calculated the spectral dependences of the diagonal and nondiagonal components of the permittivity tensor (PT), as well as the spectrum of magnetic circular dichroism (MCD) for our samples. A number of extrema in the obtained MCD and PT spectra are close to the energies of transitions in the critical points of the parent semiconductor band structure, which confirms the intrinsic ferromagnetism of the Mn-doped InAs layers. GaMnAs layers fabricated on GaAs(001) substrates by laser ablation technique were studied using the magneto-optical transversal Kerr effect (TKE) (E = 0.5 - 4.0 eV) and spectral ellipsometry (E = 1.4 - 4.5 eV). Obtained spectral, temperature and magnetic field TKE dependences shown that the used technique allowed us to obtain ferromagnetic (Ga,Mn)As layers, whose composition was close to single-phase one (without MnAs inclusions). Spectral dependences of the off-diagonal components (e’ = e’1 - ie’2) of the permittivity tensor and also of the magnetic circular dichroism (MCD) were calculated for ferromagnetic (Ga,Mn)As sample. The calculated dependences were compared with the published magneto-optical spectra of (Ga,Mn)As layers grown by molecular beam epitaxy.
Optical and magneto-optical properties of GaMnSb layers fabricated on GaAs (001) substrates by laser ablation technique were studied using spectral ellipsometry (E =1.24-3.25 eV) and the transversal Kerr effect (TKE) (E = 0.5 4.2 eV) as well as atomic and magnetic force microscopy. Spectra of the constituents of the diagonal components of the permittivity tensor as well as TKE depended substantially on the layer fabrication conditions. At room temperature a strong resonant band was observed in the TKE spectra for the GaMnSb layers with low Mn content in the energy range E 0.5-1.5 eV. This resonant TKE band was explained by excitation of surface plasmons in MnSb nanoclusters, which arose during the growth of the layers. In the energy region E >1.5 eV the TKE spectra were related to interband transitions in MnSb inclusions.

The resonant character of the TKE spectra was explained by excitation of surface plasmons in the MnAs nanoclusters embedded in the semiconductor host.

Pulsed laser ablation of Mn and InAs targets was used to form the layers on GaAs(100) substrates. Spectra of the optical constants and TKE depended substantially on layer fabrication conditions and testified to the presence of MnAs inclusions in the samples. The cross-sectional transmission electron microscopy revealed the presence of inclusions of size 10-40 nm in the layers. At room temperature a strong resonant band was observed in the TKE spectra of the InMnAs layers in the energy range of 0.5-2.2 eV. In this band the TKE was comparable in magnitude but opposite in sign to that in the strong ferromagnetic MnAs. The resonant character of the TKE spectra was explained by excitation of surface plasmons in the MnAs nanoclusters embedded in the InMnAs semiconductor host. Modelling the TKE spectra for (InAs)(1-X):(MnAs)(X) nanocomposites in the effective-medium approximation (Maxwell-Garnett approximation) confirmed the assumption on the plasmon mechanism of the resonant enhancement of the transversal Kerr effect in the InMnAs layers.
Spectral dependences of the refractive n(hν) and absorption k(hν) indices (hν= 1.2–4.4 eV) and the magneto-optical constant δ(hν) (hν = 0.5–4.4 eV) of the transverse Kerr effect of the InMnAs layers produced by laser deposition have been studied. The spectra of the diagonal ɛ(hν) and off-diagonal ɛ′hν) components of the permittivity tensor of the layers have been found. A comparison of the spectral dependences δ(hν), ɛ′(hν) and ɛ′2 × (hν)2 of the InMnAs and MnAs layers have been performed. Features in the spectra of the InMnAs layers have been attributed to a competition between the contributions of the In1 − x Mn x As matrix and MnAs inclusions.
Ellipsometric and magneto-optical investigations of MnAs layers and GaAs-MnAs composites obtained by laser deposition have been performed in the energy range 1.0–4.5 eV. The spectra of the equatorial Kerr effect (EKE) and the refractive and absorption indices have been studied. Diagonal and off-diagonal components of the dielectric tensor have been calculated. It is established that the shape of the EKE spectra of MnAs layers depends on the crystallographic orientation of these layers. Features near 1.9, 3, and 4 eV are distinguished in the energy dependences of the interband density of states of the layers; these features correspond to the energies of interband d-p transitions, obtained from calculations of the MnAs band structure.

Spectra of the diagonal and off-diagonal components of the dielectric permittivity tensor of these layers have been calculated. Comparison of the spectral dependences δ(hν), ε′(hν) and ε′2×(hν)2 of the In(Ga)MnAs layers with similar spectra for MnAs has been carried out. Particular features in the spectra of the In(Ga)MnAs layers have been explained by a competition of contributions of the In1−x(Ga1−x)MnxAs host and MnAs inclusions.
