The effect of annealing on the parameters of 4H-SiC Schottky diodes irradiated with electrons at high temperatures has been studied for the first time. The electron energy was 0.9 MeV. The irradiation was carried out at temperatures of 23, 300, and 500oС at fluences in the range 1×1016 – 1.3×1017 cm-2. The results of annealing after the irradiation at high temperatures are qualitatively different from the results of annealing after conventional irradiation at room temperature with the same fluencies. The results obtained indicate that the spectrum of radiation defects introduced into SiC under a high-temperature (“hot”) irradiation differs significantly from that of defects introduced by irradiation at room temperature. At irradiation temperatures of 300 and 500°C and large, the effect of "reverse annealing" was revealed, when the base resistance grows rather than falling as a result of annealing.
For the first time, the effect of irradiation at high temperature (“hot irradiation”) by protons on the capacitance – voltage and current – voltage characteristics of silicon carbide based semiconductor devices was studied. We investigated commercial high-voltage (blocking voltage of 1700 V) integrated 4H-SiC Schottky diodes. Irradiation was carried out by protons with an energy of 15 MeV at temperatures of 20-400 ° C. It has been established that the most sensitive to radiation parameter determining the radiation resistance of devices is the ohmic resistance of the base, which increases monotonically with increasing radiation dose D. It is shown that during “hot” irradiation, the radiation resistance of diodes significantly exceeds the resistance of diodes in low-temperature (“cold”) irradiation . It was concluded that, with increasing irradiation temperature, the rate of formation of deep centers in the upper half of the band gap of silicon carbide decreases.
AbstractJBS diodes based on 4 H -SiC irradiated with electrons and protons are studied. This is carried out by using the methods of capacitance–voltage and current–voltage characteristics. It is concluded that, for both kinds of irradiation, deep centers are formed in the upper half of the band gap of silicon carbide. This leads to a sharp decrease in the concentration of ionized carriers in the conduction band and to an exponential increase in the resistance of the base regions of the structures under study.
Исследовано изменение вольт-амперных характеристик и величины нескомпенсированной донорной примеси (Nd-Na) в базе диодов Шоттки и JBS-диодов на основе 4H-SiC при их облучении электронами с энергией 0.9 MeV и протонами с энергией 15 MeV. Скорость удаления носителей при облучении электронами составила 0.07-0.15 cm-1, а при облучении протонами 50-70 cm-1. Показано, что исследованные приборы сохраняли выпрямляющие вольт-амперные характеристики вплоть до доз электронного облучения ~ 1017 cm-2. Показано, что радиационная стойкость исследованных приборов на основе SiC существенно превосходит радиационную стойкость кремниевых p-i-n-диодов с аналогичными напряжениями пробоя. Проведено исследование электрофизических характеристик эпитаксиальных слоев n-4H-SiC (CVD) при его облучении электронами с энергиями 0.9 и 3.5 МэВ. Показано, что скорость удаления доноров увеличивается почти в 4 раза с ростом энергии бомбардирующих электронов в 4 раза, хотя сечение образования первичных радиационных дефектов (пар Френкеля в подрешетке углерода), ответственных за компенсацию проводимости материала, в этом диапазоне практически не зависит от энергии. Предположено, что причиной наблюдаемых различий является влияние первично выбитых атомов. Во-первых, с ростом энергии первично выбитых атомов начинают сказываться каскадные процессы. Во-вторых, увеличивается среднее расстояние между генетически родственными парами Френкеля и как следствие увеличивается доля не рекомбинирующих при облучении дефектов. Проведены оценки радиуса рекомбинации пары Френкеля в подрешетке углерода и возможного зарядового состояния рекомбинирующих компонент. DOI: 10.21883/FTP.2017.03.44199.8399
