High-voltage avalanche p+–p–n0–n+ diodes based on 4H–SiC are fabricated. The diodes are made in the form of mesa structures with flat side walls forming a negative bevel. The mesa structures are formed by the dry reactive ion etching of 4H-SiC through a wedge-shaped photoresist mask. The mesas have an area of 1 mm2, a height of 3.6 μm (slightly exceeding the bedding depth of 3 μm of the p–n0 junction), and the angle of inclination of the side walls is ~5° from the plane of the p–n0 junction. The I–V characteristics of the manufactured diodes are measured. At a current of 10 A, the differential resistance of the diodes and the voltage drop in the forward direction are 0.35 Ω and 6.5 V, respectively. In the reverse direction, the diodes exhibit an abrupt breakdown at voltages from 1420 to 1500 V. Using TCAD simulation, the reverse I–V characteristic of an idealized one-dimensional diode with the same parameters of the structure as in real diodes is calculated. The calculated voltage of a one-dimensional avalanche breakdown diode (1450 V) falls within the measured value range; i.e., the efficiency of the negative bevel as a security circuit is close to 100%. The pulsed reverse I–V characteristics of diodes in the powerful-avalanche breakdown mode are measured: the differential resistance is ~3 Ω, which indicates that the avalanche breakdown is uniform in area. The diodes withstand without destruction avalanche-current pulses with an amplitude of at least 10 A (current density of 103 A/cm2) and a duration of 1.2 μs (dissipated energy of 9 mJ).
High-voltage 4 H -SiC diodes with controlled avalanche breakdown at a reverse voltage of 1460 V have been fabricated. To eliminate edge effects on the periphery of the diodes, a semi-insulating area was created by irradiation with high-energy (53 MeV) argon ions. The fabricated diodes operate at avalanche current densities of ~10 3 A/cm 2 , and the avalanche resistance is no more than 0.03 Ω cm 2 . At a current pulse duration of 4 μs, the avalanche energy dissipated by the diodes to failure (due to secondary thermal breakdown) and local thermal overheating are 5 J/cm 2 and 850°C, respectively.
Изготовлены высоковольтные лавинные p+-p-n0-n+-диоды на основе 4H-SiC. Диоды выполнены в виде мезаструктур с пологими боковыми стенками, образующими прямую фаску. Мезаструктуры формировалась с помощью сухого реактивно-ионного травления 4H-SiC через маску из фоторезиста с клинообразным краем. Мезы имеют площадь 1 мм2, высоту 3.6 мкм (немного превышающую глубину залегания p-n0-перехода --- 3 мкм) и угол наклона боковых стенок ~5o от плоскости p-n0-перехода. Измерены вольт-амперные характеристики изготовленных диодов. В прямом направлении дифференциальное сопротивление диодов и падение напряжения при токе 10 А составляют 0.35 Oм и 6.5 В соответственно. В обратном направлении диоды показали резкий пробой при напряжениях от 1420 до 1500 В. С помощью TCAD-моделирования рассчитана обратная вольт-амперная характеристика идеализированного одномерного диода с теми же параметрами структуры, как и у реальных диодов. Рассчитанное напряжение лавинного пробоя одномерного диода (1450 В) попадает в диапазон измеренных значений, т. е. эффективность работы прямой фаски в качестве охранного контура близка к 100%. Измерены импульсные обратные вольт-амперные характеристики диодов в режиме мощного лавинного пробоя: дифференциальное сопротивление составляет ~3 Ом, что свидетельствует о том, что лавинный пробой однороден по площади. Диоды выдерживают без деструкции импульсы лавинного тока с амплитудой, как минимум, 10 А (плотность тока 103 А/см2) и длительностью 1.2 мкс (рассеиваемая энергия 9 мДж). High-voltage (2000V) 4H-SiC Schottky diodes are fabricated. To suppress the premature breakdown at the edge of diode structures, a field plate is formed as the edge termination. In this plate, an insulator layer is formed via the self-aligned implantation of high-energy (53 MeV) argon ions into 4H-SiC. To mask the active region of the diodes, 10–12-μm-thick nickel columns with vertical walls are grown on Schottky contacts by local electrochemical deposition. A comparison of the current–voltage characteristics of terminated and nonterminated diodes shows that the forward current–voltage characteristics barely degrade after implantation, whereas the reverse current–voltage characteristics are greatly improved. Both the forward and reverse current–voltage characteristics of terminated diodes are well described in terms of the classical thermionic emission model if lowering of the Schottky-barrier height with increasing bending of energy bands is taken into account.
Изготовлены высоковольтные (2000 В) 4H-SiC диоды с барьером Шоттки. Для подавления преждевременного краевого пробоя на периферии активной области диодов формировалась полевая обкладка, диэлектрическим слоем в которой служит полуизолирующий 4H-SiC, созданный с помощью облучения высокоэнергетичными (53 МэВ) ионами аргона. Для маскирования активных областей диодных структур от облучения на шоттки-контактах локальным гальваническим осаждением выращивались никелевые столбики с вертикальными стенками высотой 10-12 мкм. Сравнение вольт-амперных характеристик диодов с обкладкой и контрольных диодов без обкладки показало, что после облучения прямые вольт-амперные характеристики практически не изменяются, в то время как обратные вольт-амперные характеристики кардинально улучшаются. При этом вольт-амперные характеристики облученных диодов как в прямом, так и в обратном направлении хорошо описываются по классической теории термоэмиссии, если дополнительно учитывается понижение высоты барьера с ростом изгиба энергетических зон в полупроводнике. Methods of micro-profiling of 4H-SiC are described: formation of mesa structures with inclined walls (off-vertical wall inclination angle exceeding 45°) by reactive ion etching; etching of mesa structures with a flat bottom and inclined walls (off-vertical wall inclination angle being smaller than 45°) by ion-beam and reactive ion plasma etching. The application of etching methods in the fabrication technology of 4H-SiC-based mesa-epitaxial field-effect transistors with a Schottky gate is demonstrated.
We have demonstrated that SiC mesastructures with gently sloping sidewalls form with the help of selective reactive ion etching (RIE) of silicon carbide through a photoresist mask (slanted walls are formed during simultaneous etching of SiC and the resistive mask with the edge in the shape of a sharp wedge). A simple geometrical model of etching predicts that the resultant slope of the mesastructure wall must be specified by two parameters, i.e., initial angle of the resistive wedge and the selectivity of SiC etching relative to the photoresist (ratio of etching rates of SiC and photoresist). For experiments, we used polished 4H–SiC wafers with the (0001) orientation. Photoresist regions with an edge angle of 22° were deposited using photolithography onto the Si side of the wafers. Then etching of mesastructures was performed in nitrogen trifluoride in a setup with an inductively coupled plasma. We selected RIE parameters ensuring SiC and photoresist etching with rates of 55 and 160 nm/min, respectively (etching selectivity was 1 : 3). The SiC mesastructures formed by etching have a height of 3.2 μm and gently sloping sidewalls with a slope of about 8°. This technology can be used for preparing high-voltage SiC devices with a straight bevel.
This paper describes the laboratory samples of high-voltage (1560 V) fast recovery (20 ns) avalanche diodes based on silicon carbide (SiC). It is shown that the fabricated diodes are capable of dissipating energy up to 2.9 J/cm 2 in the mode of single avalanche current pulses (1-μs pulse duration). The numerical computation of the unsteady heat process shows that self-heating by an avalanche pulse causes the local temperature in the base of the diodes to reach at least 1100 K.

Продемонстрировано формирование SiC-мезаструктур с пологими боковыми стенками с помощью селективного реактивно-ионного травления (Reactive Ion Etching, RIE) карбида кремния через маску из фоторезиста (наклонные стенки сформированы при одновременном травлении SiC и резистивной маски, край которой имеет форму острого клина). Простая геометрическая модель травления предсказывает, что результирующий угол наклона стенки мезаструктуры должен задаваться двумя параметрами --- исходным углом резистивного клина и селективностью травления SiC по отношению к фоторезисту (отношением скоростей травления SiC и фоторезиста). Для экспериментов использовались полированные пластины 4H-SiC с ориентацией (0001). На Si-стороне пластин фотолитографическими методами были нанесены площадки из фоторезиста с краевым углом 22o. Затем проводилось травление мезаструктур в трифториде азота в установке с индуктивно-связанной плазмой. Были подобраны параметры RIE-процесса, обеспечивающие травление SiC и фоторезиста со скоростями 55 и 160 nm/min соответственно (селективность травления 1:3). Сформированные травлением SiC-мезаструктуры имеют высоту 3.2 μm и пологие боковые стенки с углом наклона около 8o. Данная технология может использоваться при изготовлении высоковольтных SiC-приборов с прямой фаской. The effect of proton irradiation on electrical characteristics of high-voltage (3 kV) 4H-SiC junction diodes have been investigated. The diodes were irradiated through 10-µm thick Ni-film. The energy of protons and irradiation dose were 2.8 MeV and 4×1011 cm-2, respectively. After proton irradiation, the diodes exhibited 35-% increasing in on-state resistance, about 3 times decreasing in the reverse recovery charge with the reverse recovery character being "hard".
The effect of proton irradiation on the electrical characteristics of high-voltage (3 kV) 4H-SiC junction diodes is studied. The diodes are irradiated through a 10-μm-thick Ni mask. The proton energy and the irradiation dose are 2.8 MeV and 4 × 1011 cm–2, respectively. After irradiation, the forward differential resistance of the diodes increased by ~35%, the reverse-recovery charge decreased by a factor of ~3, and the nature of the reverse recovery became “hard.”
The effect of low-dose proton irradiation (irradiation dose 1010–1.8 × 1011 cm–2) on the capacitance–voltage, forward current–voltage, and reverse-recovery characteristics of 4H-SiC p–no junction diodes is studied. Irradiation is performed with 1.8-MeV protons through a 10-μm-thick Ni-film (the proton energy and Ni-film thickness were chosen so that the projected proton range in silicon carbide is approximately equal to the p–no junction depth). It is shown that proton irradiation in the above doses (i) does not change the concentration of majority carriers, (ii) leads to a dramatic decrease in the lifetime of nonequilibrium carriers (at a low injection level) (by several tens of times at the highest irradiation dose), and (iii) decreases the reverse-recovery charge at a high injection level (by up to a factor of 3 at the highest irradiation dose).
High-voltage (1600 V) diodes based on epitaxial 4H-SiC p++–p+–n0–n+ structures are tested as fast current breakers included in a special pulsed circuit. The measured current-breakdown time is about 150 ps. This is a record short time for high-voltage (above 1000 V) silicon-carbide diode breakers. The saturated hole-drift velocity in 4H-SiC of p type is experimentally estimated for the first time: v sp = 3 × 106 cm/s.
The electrothermal breakdown in high-voltage (1430 V) 4H-SiC p+–n0–n+ diodes with an n0-base thickness of 7.5 μm, a donor concentration of 8.0 × 1015 cm–3, and 4.9 × 10–4 cm2 in area are studied. The stability of the diodes to avalanche breakdown is characterized by the maximum energy of a single avalanche current pulse that can be scattered by a diode until its catastrophic destruction. At a pulse duration of ~1 μs, the energy maximum is 1.4 mJ (2.9 J/cm2). It is shown that diode destruction is caused by local overheating of the diode structure to a temperature of ~1600 K at which the intrinsic carrier concentration becomes higher than the doping donor concentrations in the blocking n0-type base.
