Light-emitting transistors (LETs) represent the next step in the development of light-emitting diodes (LEDs), offering additional control over emission. In this work, the transport properties and spatial distribution of electroluminescence (EL) in the spectral range of 1.2-1.7 mu m were studied for lateral p(+)-i-n(+) LEDs based on silicon-on-insulator structures with self-assembled Ge(Si) islands embedded in photonic crystals. It is shown that due to the low mobility of holes and their effective trapping in the islands, the maximum EL yield is observed at the i/p(+) junction of the LED. It is demonstrated that the sign and magnitude of the bias voltage applied to the substrate (to the gate) have a significant influence on the transport and emission properties of the LEDs with Ge(Si) islands, turning them into LETs. In particular, applying a negative gate voltage shifts the position of the maximum emission region from the i/p(+) to the i/n(+ )junction of the LET, which is related to the formation of a hole conductivity channel near the buried oxide layer. The embedding of a specially designed photonic crystal in the i-region of the LET makes it possible to manage the spectral properties of the near-IR emission by changing the sign of the gate voltage. The results obtained may be useful for the future development of optoelectronic devices.
Two-dimensional Si-based photonic crystals with embedded Ge nanoislands were studied. In particular, dependences of the steady-state and time-resolved photoluminescence response on the depth of the air-holes which form the photonic crystal itself were investigated. It was shown that the maximum luminescence intensity was observed not for the fully-etched photonic crystals but for the intermediately etched ones. The effect of optical excitation conditions on the spectral and temporal characteristics of the radiation from two-dimensional photonic crystals based on the structures with self-assembled Ge(Si) nanoislands has been studied. It was shown that one of the main factors effecting the spectral position and shape of photoluminescence lines, as well as the photoluminescence kinetics of photonic crystals with Ge(Si) nanoislands, along with the mode structure of the photonic crystal, are the local heating of the samples and the concentration of nonequilibrium charge carriers created by the absorption of the pumping radiation.

This paper presents the results of studying the properties of InGaN layers with a high InN content (80-90%) obtained by molecular beam epitaxy with plasma activation of nitrogen on sapphire substrates with AlN / GaN buffer layers. The InGaN layers were formed using the metal modulated epitaxy (MME) method, as well as in nitrogen and metal rich conditions. It was found that the use of the MME method leads to a decrease in the density of threading dislocations in the InGaN layers. Nevertheless, despite the higher dislocation density, the smallest threshold of stimulated emission of ~ 20 kW / cm2 at 77 K was obtained for the In0.8Ga0.2N layer grown under nitrogen rich conditions, which is associated with the lowest background electron concentration in this sample (1.6•1019 cm-3).
Photoluminescence (PL) properties of arrays of spatially ordered single Ge(Si) self-assembled islands, including embedded in two-dimensional photonic crystals (PhC), was studied. Incorporation of an array of ordered single islands and their groups into PhC significantly increases the intensity of their PL signal. The most pronounced increase in intensity (up to 30 times at nitrogen temperatures) is observed for an ordered array of single islands. The increase in PL intensity is associated with interaction of island emission with the radiation modes of the PhC, which is more efficient for an array of spatially ordered single islands. As result PL from single ordered Ge(Si) islands embedded in PhC was observed up to room temperature.
The results of studies of the spectral and kinetic characteristics of the photoluminescence of photonic crystals formed on the basis of structures with self-assembled Ge(Si) nanoislands are reported. The experimentally observed enhancement of the photoluminescence-signal intensity of the nanoislands in the spectral range 1.1–1.6 μm due to interaction with the radiative modes of photonic crystals in the vicinity of the Γ point of the Brillouin zone and the effect of such interaction on the probability of radiative recombination in Ge(Si) nanoislands are considered.
The luminescence properties of arrays of spatially ordered self-assembled solitary Ge(Si) nanoislands and their groups, including those embedded in two-dimensional photonic crystals, are studied. It is shown that the incorporation of an array of ordered solitary Ge(Si) islands and their groups into photonic crystals results in an increase in the intensity of their photoluminescence signal at liquid-nitrogen temperature. The maximum increase in the intensity (by a factor of up to ~30) is observed for an ordered array of solitary Ge(Si) islands. The increase in the intensity is attributed to the interaction of emission from islands with photonic-crystal radiative modes. This interaction is more efficient in the case of an array of solitary islands. Due to such interaction the luminescence signal from ordered solitary Ge(Si) islands incorporated into photonic crystals is observed at up to room temperature.
Представлены результаты исследования спектрально-кинетических характеристик фотолюминесценции двумерных фотонных кристаллов, полученных на основе структур c самоформирующимися наноостровками Ge(Si). Рассматривается наблюдаемое в таких структурах увеличение интенсивности сигнала фотолюминесценции наноостровков в спектральном диапазоне 1.1-1.6 мкм в результате взаимодействия с излучательными модами фотонных кристаллов вблизи точки зоны Бриллюэна и влияние такого взаимодействия на вероятность излучательной рекомбинации в наноостровках Ge(Si). В работе исследованы люминесцентные свойства фотонных кристаллов (ФК) и фотоннокристаллических резонаторов, сформированных на кремниевых структурах с самоформирующимисянаноостровками Ge(Si). Интерес к таким структурам с вызван с одной стороны - их излучательнойспособностью в диапазоне длин волн 1.2 – 1.6 мкм, с другой – совместимостью со стандартнымиКМОП технологиями, что делает их перспективными для схем кремниевой оптоэлектроники. Вданной работе рассмотрены возможности управления излучательными свойствами таких структур вфотонных кристаллах и ФК резонаторах за счет эффектов взаимодействия активной среды срезонансными и радиационными модами фотонного кристалла.Фотонные кристаллы и ФК резонаторы с линейной (L3) геометрией дефекта формировались намногослойной структуре, содержащей 5 слоев наноостровков Ge(Si), выращенных на подложках SOI.Выращенная многослойная структура представляла собой планарный одномодовый волноводтолщиной 250 нм. Методами электронно-лучевой литографии и плазмохимического травления вструктуре формировались фотонные кристаллы с периодом решетки (a), варьируемым в интервале от350 до 800 нм. Радиус отверстий ФК (r) определялся соотношением r/a = 0.2 0.4. Резонаторыформировались пропуском 3-х ближайших отверстий фотонного кристалла.Результаты исследований, полученные методом микро-ФЛ с высоким пространственным (до 2мкм) и спектральным (> 0.05 см-1) разрешением, показывают наличие в таких структурахзначительного (более чем на порядок величины) усиления сигнала ФЛ наноостровков Ge(Si) прикомнатной температуре. В зависимости от параметров ФК в структурах наблюдаются как явленияусиления на резонансных модах ФК резонатора, так и на радиационных модах ФК. Усиление сигналаФЛ на оптически активных модах фотонно-кристаллического резонатора наблюдается в резонаторахс периодом решетки ФК, не превышающим 500 нм, и имеет место при условии прецизионнойфокусировки лазерного луча в области резонатора. В ФК и ФК резонаторах с периодом решеткиболее 500 нм наблюдаемое усиление сигнала ФЛ не зависит от области возбуждения и обусловленоявлениями взаимодействия оптически активной среды с радиационными модами ФК. В условияхусиления на радиационных модах наблюдается как значительное увеличение сигнала ФЛ вмаксимуме интенсивности, так и значительный (вплоть до порядка величины) рост интегральнойинтенсивности сигнала ФЛ.Полученные экспериментальные результаты хорошо описываются в рамках теоретическихмоделей, позволяющих проанализировать зонную структуру исследованных ФК и особенностимодового состава ФК резонаторов. Моделирование проводилось методом матрицы рассеяния иметодом конечных элементов (FEM) с использованием программного пакета COMSOL Multiphysics
Luminescent properties of self-assembled Ge(Si)/SOI nanoislands embedded in two-dimensional photonic crystal (PhC) slabs with and without L3 cavities were studied with PhC period a varied between 350 and 600 nm. For small periods (a <= 450 nm), the nanoisland luminescence, which spans over the wavelength range from 1.2 to 1.6 mu m, overlaps with the PhC bandgap resulting in a coupling with the localized modes of an L3 cavity. It is shown that for larger periods (a > 450 nm), nanoisland emission couples to the radiative modes above the bandgap located in the vicinity of the Gamma-point of the photonic crystal Brillouin zone and is characterized by the low group velocity. In this case, a significant (up to 35-fold) increase in the PL intensity was observed in a number of PhCs without a cavity. From a technological point of view, the latter result makes such types of photonic crystal structures particularly promising for the realization of Si-based light emitters operating in the telecommunication wavelength range because, firstly, their manufacture does not require a precise cavity formation and, secondly, they provide a much larger area for the radiating region, as compared with PhC cavities.
Необходимым условием для развития современной солнечной энергетики является понижение стоимости солнечных элементов (СЭ) на основе кремния при сохранении их высокой эффективности. Одним из путей снижение стоимости СЭ является уменьшение толщины используемых пластин кристаллического Si (c-Si) до толщин 100 мкм и менее. В данной работе представлены результаты исследований возможности использования Ge(Si) самоформирующихся наноостровков для увеличения эффективности СЭ на основе тонкого с-Si за счет текстурирования его поверхности. Для текстурирования поверхности Si использовались полученные методом МПЭ Ge(Si) самоформирующиеся наноостровки, которые выступали в качестве маски для анизотропного травления Si. Подробно методика текстурирования поверхности Si с помощью Ge(Si) наноостровков представлена в [1]. Преимуществом предлагаемого метода текстурирования поверхности СЭ является малая (< 1 мкм) толщина удаляемого при этом слоя Si, которая значительно меньше толщины в 5-10 мкм, удаляемой при стандартно используемой в настоящее время процедуры текстурирования поверхности Si за счет его травления в KOH. Выполненные сравнительные исследования спектральной зависимости коэффициента поглощения в тестовых образцах (без текстурирования) и в пластинах различной толщины с текстурированной поверхностью продемонстрировали, что развитый метод создания микрорельефа на поверхности Si может быть использован для существенного увеличения доли поглощаемого излучения. Это, как следствие, ведет к росту максимально достижимых значений плотностей тока в СЭ, формируемых на тонких текстурированных пластинах c-Si . В работе на Si пластинах различной толщины, с поверхностью, текстурированной с использованием развитой методики, были созданы и исследованы Heterojunction with Intrinsic Thin layer (HIT) СЭ. При формировании HIT СЭ осаждение слоев аморфного Si осуществлялось методом плазмохимического осаждения из газовой фазы. Была выполнена оптимизация основных параметров СЭ от условий роста и параметров структур с Ge(Si) островками, а также от условий формирования текстурированной поверхности. Показано, что фактор заполнения и КПД для HIT СЭ, сформированных на с-Si пластинах с тектурированной поверхностью, значительно выше, чем в СЭ, созданных на исходных c-Si пластинах. Таким образом, продемонстрирована возможность применения Ge(Si) островков для увеличения эффективности СЭ на основе Si, в том числе и на тонких пластинах c-Si, за счет текстурирования их поверхности.
The effect of external anisotropic strain on the infrared and visible luminescence spectra of SiGe/Si quantum well heterostructures at liquid helium temperatures is investigated for the first time. It is shown that, at a temperature of T = 5 K, the stretching of the SiGe layer along the [100] direction leads to an increase in the relative intensity of the visible luminescence by a factor of 7/3 ≃ 2.3. This effect is absent when the sample is stretched along the [110] direction. These observations are explained by considering “bright” and “dark” biexciton states involved in multiparticle recombination. At a temperature of 2 K, the relative intensity of the visible luminescence increases upon stretching by a factor of 3.4–3.9, which may indicate either the splitting of the ground states of biexcitons with different electron configurations or the deviation of their distribution function from the Boltzmann law.
AbstractStressed InGaAs/GaAs quantum-well laser structures are grown by gas-phase epitaxy from organometallic compounds on GaAs substrates and artificial Ge/Si substrates based on Si(001) with an epitaxial metamorphic Ge layer. To suppress the relaxation of elastic stresses during the growth of InGaAs quantum wells with a high fraction of In, strain-compensating GaAsP layers are applied. The structural and radiative properties of the samples grown on substrates of various types are compared. Stimulated radiation at wavelengths up to 1.24 μm at 300 K is obtained for structures grown on GaAs substrates and at wavelengths up to 1.1 μm at 77 K, for structures grown on Ge/Si substrates.
We realize for the first time an experimental investigation of the IR and visible luminescence of SiGe/Si heterostructures with quantum well subjected to an external anisotropic deformation. We show that tensile strain along the [100] direction enhances the absolute and relative intensities of visible luminescence by a factor of 7/3 at a temperature of 5 K. This effect is absent for a tensile strain along the [110] direction. We explain the phenomenon observed in view of the model of single-photon biexciton recombination for the system in which the bottom of the conduction band is formed by only two opposite electronic valleys.
Simple technique of formation of “black silicon” using wet chemical etching of crystalline Si wafers with SiGe self-assembled islands is proposed. The main idea consists of the utilization of SiGe islands as a mask for wet anisotropic etching of Si in alkali-based solution at the first etching stage and further removal of SiGe residuals by etching in a HF:H2O2:CH3COOH mixture at the second etching stage. Initial samples were the crystalline Si wafers with SiGe islands formed on them by deposition of 2.5–14nm of Ge at 800°C. After the two above-mentioned etching steps a submicron relief on a Si surface was formed. Investigation of optical properties of fabricated structures revealed significant decrease of reflection (AM 1.5G weighted reflection ~2–3%) and increase of absorption in the wavelength range of 500–1200nm. Due to the very small amount of Si removal (<0.5µm), utilization of standard chemicals for Si-based solar cell technology and potential suitability for usage in large-scale manufacturing the proposed technique is promising for increasing of efficiency of thin wafers crystalline Si solar cell.

We investigate the possibility of achieving the coherence of a biexciton gas in SiGe/Si heterostructures when the degeneracy of electronic states is reduced by anisotropic deformation. We find that at a temperature of 2K, the increase in the visible luminescence upon application of the deformation amounted to 3.3–3.9. The effect turned out to be much stronger than at 5K (the gain in 2.3) and can indicate either the splitting of the ground state of biexcitons in a strainless structure or the appearance of coherence in a dense biexciton 2D gas.
